重掺锑单晶会随着锑浓度的增加,硅的熔点下降,温度下降,从而溶解氧的速率下降。参见图1,拉晶时,现有的单晶炉热场结构,导流筒下沿伸入化料坩埚,从而使得化料坩埚内溶汤液面不能高于A位置,这样,溶汤液面距离加热器上端高温区的距离较远,溶汤所处的位置温度较低,化料坩埚内的氧不能完全释放,从而进入单晶的氧降低。此外,现有的单晶炉热场结构,主保温桶下端与底保温毡不接触,主保温毡下端裸露,容易腐蚀,保温效果减弱,不利于长晶,降低了热场部件的使用寿命,而主保温毡整体更换成本高。
