The semiconductor device structure includes a first gate structure, which is located in the first fin structure and traverses the first fin structure. The semiconductor device structure includes a first source structure and a first drain structure, which are located on both sides of the first fin structure and the first gate structure. The first source structure and the first drain structure are composed of n-type conductive materials. The semiconductor device structure includes a cover layer covering the first source structure and the first drain structure. The caprock is doped with IIIA group elements.
