技术介绍
化学机械抛光（CMP）技术是晶片表面加工的关键技术之一，抛光可以改善晶片表面的粗糙度，降低晶片的TTV，在晶片表面实现超高的平整度，对于一些光学用晶片还能提高其对光的利用率。CMP过程是一个机械作用和化学作用相平衡的过程。如在硅晶片的抛光过程中，首先将晶片固定在抛光头上，在抛光头的压力下，由晶片的旋转、抛光盘的旋转造成晶片与抛光垫的摩擦。此时化学作用为碱性的抛光液与晶片表面接触发生腐蚀反应，晶片表面会被碱液腐蚀，摩擦则将该腐蚀层去除，通过循环这两个作用过程，就可以实现晶片的抛光。目前把晶片固定在抛光头上的方法主要有水表面张力吸附法（也叫模板法），多孔陶瓷式真空吸附法等。在抛光结束后，抛好的晶圆要快速的洗掉表面的抛光残留液，以免抛光液腐蚀晶圆表面，造成污染和颜色异常，因此在实际抛光过程中，抛光结束立即把晶圆取出放入水槽中浸泡，然后再重新给抛光机上片，开始抛光。这样在取片的过程中如果时间过长，则晶圆表面就有被腐蚀的风险，同时取片时，抛光机待机，影响了产能。
