The invention discloses a cleaning solution of plasma etching residues, which contains hydroxylamine and its derivatives, solvent, water, chelating agent, which is characterized in that the polymer also contains a carboxyl group containing polymer and pigment containing affinity groups. The plasma etching residues of the cleaning liquid of the invention is through the carboxyl group containing polymer and polymer compound containing pigment affinity groups to solve in the semiconductor manufacturing process, metal aluminum corrosion problem of traditional hydroxylamine cleaning liquid rinse in the wet cleaning process and rinse water caused by replacing the traditional hydroxylamine cleaning and rinsing after cleaning agent in order to avoid the corrosion of solvent. The present invention maintains the hydroxylamine cleaning liquid is strong, while the wafer cleaning after water directly without rinsing metals especially aluminum corrosion, can be removed from the original plasma etching residue after removal of the solvent rinsing process, to reduce pollution, reduce cost.
